Sumitomo Bakelite Expands Advanced Packaging Material Capacity in China and Singapore

Sumitomo Bakelite Co., Ltd. has announced plans to expand its production capacity for advanced semiconductor encapsulation materials across its manufacturing sites in Suzhou, China, and Singapore. The Japanese specialty chemicals supplier will add dedicated production lines for its SUMIKON™ EME mold underfill (MUF) materials and compression-molding granules to address rapid volume growth in high-density chip architectures.

The investment comes as backend packaging technologies face mounting physical challenges driven by generative artificial intelligence accelerators, high-performance computing, and satellite communications. Modern multi-die systems and 2.5D/3D architectures are becoming physically larger, thinner, and denser, placing acute mechanical and thermal stresses on silicon dies and interposers. In traditional assembly flows, underfilling solder bumps and applying top-level mold encapsulation are handled as separate steps. Sumitomo Bakelite’s MUF formulations consolidate these stages by flowing into microscopic sub-die interconnect gaps while simultaneously encapsulating the overall package in a single molding cycle. This integrated approach mitigates substrate warpage, reinforces structural integrity, and shortens cycle times on assembly lines.

Similarly, the company’s compression-molding granular compounds are engineered for large-panel and wafer-level packaging environments. By tightly regulating resin melt viscosity, filler dimensions, and particle-size distribution, the material achieves uniform flow across narrow clearances without causing wire sweep or void formation, ensuring high package flatness and assembly yield across large substrates.

The manufacturing rollout follows a staggered deployment across both Asian manufacturing hubs. At Sumitomo Bakelite Singapore Pte. Ltd., new production lines will be integrated into the existing Senoko South Road facility, with commercial production scheduled to begin at the end of fiscal 2028. In China, the expansion will be executed at Sumitomo Bakelite (Suzhou) Co., Ltd., expanding infrastructure at its new plant completed in 2024, with volume output targeted to commence in fiscal 2030.

The expansion carries strategic implications for the global electronics manufacturing supply chain. Southeast Asia and China represent dominant clusters for outsourced semiconductor assembly and test (OSAT) providers. As advanced packaging capacity becomes a critical bottleneck in the delivery of artificial intelligence processors, securing localized upstream materials—such as high-performance resins, underfills, and molding compounds—is essential to prevent backend disruptions. By scaling localized output across two major Asian semiconductor hubs, Sumitomo Bakelite reinforces supply resilience for OSATs and integrated device manufacturers ramping large-scale advanced packaging workflows.
